Ultrasensitive 2D ZnO Piezotronic Transistor Array for High Resolution Tactile Imaging

Abstract: In this paper, a new kind of 2D piezotronic transistor (PT) with the highest sensitivity till date has been designed and demonstrated, and the 2DPT array with ultrahigh spatial resolution has been developed through assembling ZnO nanoplatelets into ordered nanoplatelet array. As active sensors by directly converting applied mechanical actuations into electrical control signals without applying gate voltage, the ZnO 2DPT array has a great advantage as a fundamental component of piezotronics. The 2DPT array pave… Show more

“…For capacitive and piezoresistive sensors, the requirement for external power supply can be a restriction for their applications . Meanwhile, although the piezoelectric sensors have self‐powered characteristic, the electrical output is too low to achieve a large detection range . Recently, another technology, triboelectric nanogenerator (TENG) has been verified as a promising approach to realize a sensing device with both self‐powered capability and high sensitivity .…”

“…Therefore, a new device structure should be designed to acquire a high‐resolution tactile sensor. For a high‐density functional nanodevice, it is an effective solution to omit the interconnect layout of the gate electrode, in other words, the TSATM changes from a three‐terminal to a two‐terminal device . Wang's group has sustainably developed a series of piezoelectric sensors based on piezotronic and piezo‐phototronic effects by using piezoelectric semiconductor materials, including ZnO, GaN, and CdSe .…”
