Thermal cycling of flip chips on FR‐4 and PI substrates with parylene C coating

Abstract: Purpose -The purpose of this paper is to study the effect of conformal coating on the thermal cycling reliability of anisotropically conductive adhesive film (ACF) joined flip chip components on FR-4 and polyimide (PI) substrates. Design/methodology/approach -Test chips were joined using flip chip technology and an anisotropically conductive adhesive. The conformal coating used was parylene C and it was applied using the vapour deposition polymerisation method. The reliability of ACF joined flip chip component… Show more

“…Conformal coating, which is a thin layer of a polymeric material that encapsulates the components and consequently their solder joints, is used on the PCB to protect it against harsh environments. 6 Coatings can be divided into two families, organic and silicone, and further by chemical type, epoxy, polyurethane, parylene, acrylic, and silicone resin, as depicted in Fig. 1.…”

“…Author is with the In applications such as avionic and aerospace electronics where high reliability is essential, conformal coatings are being used to provide extra protection to the printed circuit board (PCB) from harsh environments that may include dust, chemicals, vibration etc. [5][6]. Another benefit from the use of conformal coating is it can reduce the risk of tin-whiskers on pure tin surface finishes [7][8][9][10].…”
