Surface saturation control on the formation of wurtzite polytypes in zinc blende SiC nanofilms grown on Si-(100) substrates

Abstract: We investigate the formations of wurtzite (WZ) SiC nano polytypes in zinc blende (ZB) SiC nanofilms hetero-grown on Si-(100) substrates via low pressure chemical vapor deposition (LPCVD) by adjusting the Si/C ratio of the introduced precursors. Through SEM, TEM, and Raman characterizations, we find that the nanofilms consist of discrete WZ SiC nano polytypes and ZB SiC polytypes composed of WZ polytypes (WZ + ZB) and disordered ZB SiC polytypes, respectively, according to Si/C ratios of 0.5, 1.5, and 3. We att… Show more

“…Unlike the 4 H and 6H-SiC polytypes, 3C-SiC thin film can be heteroepitaxially grown on Si substrates [6], and grown at low temperatures [7], which provides the advantage of batch fabrication [8,9]. Up to now, 3C-SiC nano films of various thicknesses have been synthesized on the Si substrate by CVD and LPCVD [10][11][12]. For ultraviolet detector of 3C-SiC, a number of studies have been reported mainly concentrated in nanosheet [13], and nanowires [14,15], while 3C-SiC nano films have rarely been studied.…”

“…In recent years, global ecological environment has been seriously damaged, which causes climate anomalies [1]. Extreme hot weather took place in many areas this summer, such as Shanghai in China where the maximum temperature exceeds 40℃.…”
