Spin-degenerate surface and the resonant spin lifetime transistor in wurtzite structures

Abstract: Spin-splitting energies of wurtzite AlN and InN are calculated using the linear combination of atomic orbital method, and the data are analyzed utilizing the two-band k • p model. It is found that in the k • p scheme, a spin-degenerate surface exists in the wurtzite Brillouin zone. Consequently, the D'yakonov-Perel' spin relaxation mechanism can be effectively suppressed for all spin components in the ͓001͔-grown wurtzite quantum wells ͑QWs͒ at a resonant condition through application of appropriate strain or … Show more

“…An analogous feature present in bulk wurtzite semiconductors has been discussed in the literature as a possible opportunity to implement long-lived spin qubits. 25 The crossing becomes avoided for finite B, although the level splitting can hardly be seen on the right panel of Fig. 1.…”

“…The spinor states of Eqs. (23), (25), and (29) contain the information on the spin texture of the dot states. Without SOC and in the presence of a magnetic field, even a very weak one, the states are spin polarized, and the spin texture of the one-electron states is uniform throughout the dot.…”

“…Recent years, big attention has been given to the spin dynamics in semiconductors, which is the key issue of semiconductor spintronics. Numerous studies have been focused on this emerging field of semiconductor physics [15][16][17][18]. It has been proposed a new type of spin transistor based on the special properties of the spin lifetime tensor due to the interplay between bulk inversion asymmetry and structure inversion asymmetry in the zinc-blende (ZB) [17] or wurtzite [18] quantum wells (QWs).…”
