The Effect of Many‐Electron Correlation on Photothresholds of Semiconductors and Valence Band Discontinuities at Heterojunctions

Photothresholds of semiconductors are known to deviate by 3 to 4 eV from the predictions of one-electron band theory. It is shown that these discrepancies are due to many-electron correlation effects, in particular, to electronic relaxation. The corrections to photothresholds due to elect,ronic relaxation are calculated by means of Green's function technique applying the linear shielded potential approximation to the exchange-correlation self-energy. Within the uncertainties of LCAO theories the calculated photothresholds of group IV, 111-V, and 11-VI semiconductors agree with experimental data. A simple physical picture of the correlation effect is provided.Relaxation corrections to valence band discontinuities from one-electron band theories are also calculated.Bekanntlich untersclieiden sich Photoemissions-Schwellenergien um 3 bis 4 eV von den Ergebnissen der Einelektronen-Bandtheorie. Es wird gezeigt, da13 diese Diskrepanzen auf VielteilchenKorrelationseffekte, insbesondere auf die elektronische Relaxation, zuruckzufuhren sind. Die Korrekturen der Photoemissions-Schwellenergien infolge elektronischer Relaxation werden mit Hilfe der Methode der Green'schen Funktionen berechnet, wobei die Korrelations-Selbstenergie in linearer Naherung bezuglich der abgeschirmten Coulomb-Wechselwirkung genornmen wird. Innerhalb der Ungenauigkeiten der LCAO-Ergebnisse stimmen die berechneten Photoemissions-Schwellenenergien fur Halbleiter der Gruppe IV, fur 111-V-und 11-VI-Halbleiter mit experimentellen Werten iiberein. Es wird eine einfache physikalische Interpretation fur den Korrelationseffekt angegeben. Relaxations-Korrekturen an den Valenzband-Diskontinuitaten aus EinelektronenBandtheorien werden ebenfalls berechnet.
