Resonant transport in a double-barrier heterostructure AlxGa1−xAs/GaAs and mass discontinuity: a semiclassical path integral approach

Abstract: In this paper, we investigate the dependence of the resonant carrier transport in an AlGaAs/GaAs double-barrier heterostructure on the electron’s effective mass discontinuity between the well and the barrier layer. We use a one-dimensional model for the effective potential and consider the activation of the resonant tunneling mechanism when a bias is applied between the emitter and the collector.
