Phenol-functionalized polymerization control additives for negative tone epoxide crosslinking molecular resists

Abstract: Controlling undesired polymerization in nominally unexposed regions is critical to achieving high-resolution, defect-free patterns when using negative tone molecular resists based on the crosslinking of epoxides.
