Patterned 2D Ferroelectric Perovskite Single-Crystal Arrays for Self-Powered UV Photodetector Boosted by Combining Ferro-Pyro-Phototronic and Piezo-Phototronic Effects

Abstract: Metal halide perovskite ferroelectrics possess various physical characteristics such as piezoelectric and pyroelectric effects, which could broaden the application of perovskite ferroelectrics and enhance the optoelectronic performance. Therefore, it is promising to combine multiple effects to optimize the performance of the self-powered PDs. Herein, patterned 2D ferroelectric perovskite (PMA)2PbCl4 microbelt arrays were demonstrated through a PDMS template-assisted antisolvent crystallization method. The pero… Show more

“…Some α-In 2 Se 3 -based photodetectors have been reported, but most of these devices require a voltage to operate, and there is no synergy to enhance the optimal parameters (such as light/dark current ratio or detectivity) and the response speed. Considering the ferroelectric local field regulates and enhances heterojunction built-in electric fields, it is possible to design a photodetector that simultaneously achieves a fast response, high sensitivity, and low power consumption. , Moreover, it is worth noting that few researchers pay attention to the detailed relation between the α-In 2 Se 3 ferroelectricity and the photoresponse of the device.…”

In this work, we report an efficient optoelectronic device based on an α-In 2 Se 3 /Si junction with an easy-to-prepare vdW vertical heterostructure.…”

“…The template-assisted construction method uses a variety of simple templates, such as polydimethylsiloxane (PDMS), 82 polymethylmethacrylate (PMMA), 83 anodized aluminum oxide (AAO), 84 roller and blade coatings, 85,86 and photoresist patterns, 87 etc., to grow geometrically confined perovskite arrays by physically separate precursor solutions. The template-assisted construction method is suitable for the growth of micro and nano single-crystal perovskite arrays.…”

“…In contrast, photoferroelectrics that combine ferroelectricity and photosensitive activities hold a huge promise, owing to the strong light-matter interactions. [23][24][25] For instance, a three-channel coupling of pyroelectricity, photoexcitation and semiconducting property (termed pyro-phototronic effect) has greatly enhanced detection behaviors in the shortwave region (e.g., ZnO, BaTiO 3 , (benzylammonium) 2 PbCl 4 monocrystalline microbelt). [26][27][28] Up to date, however, studies on broadband photoactivities induced by pyroelectric effects are still scarce, especially in the coverage of ultraviolet-to-Infrared (II) spectral region.…”
