Parameters of the high-energy Δ1-minimum of the conduction band in n-Ge

Abstract: На основi експериментальних даних поздовжнього п'єзоопору кристалiв n-Ge та теорiй деформацiйного потенцiалу й анiзотропного розсiяння знайдено комбiнацiю констант деформацiйного потенцiалу, ефективну масу густини станiв, компоненти тензора ефективної маси для ∆1-мiнiмуму зони провiдностi кристалiв n-Ge. Показано, що характер екранування i вiдповiдно розсiяння змiнюється при реалiзацiї в кристалах германiю з використанням одновiсного тиску вздовж кристалографiчного напрямку [100] iнверсiї типу (L1 − ∆1) абсолю… Show more

“…In order to calculate the ionization energy for shallow donors within the Δ 1 -model for the conduction band in -Ge single crystals, one should know the components of the effective mass tensor for the corresponding minimum and the dielectric permittivity of a material. For the Δ 1 -minimum, the parameters ‖ = 1.65 0 and ⊥ = 0.32 0 , where 0 is the free electron mass, were found, as was indicated above, in work [13]. The dielectric permittivity for germanium, = 16, is well known [25].…”

“…A common issue for those works is the fact that the ultimate result was obtained on the basis of the data of various experiments, which can insert additional errors to the values of sought parameters. In our works [13,14] on the basis of experimental data concerning only the longitudinal piezoresistance of single crystals and the theory of anisotropic scattering, the corrected values were found for the components of the effective mass tensor and the constants of the deformation potential for the Δ 1 -minimum of the conduction band in -Ge single crystals.…”

“…And it may make additional errors in the values of the required parameters. We managed to find the effective mass of density of states, tensor components of the effective mass and a combination of constants of deformation potential for ∆1 minimum conduction band of crystals n-Ge in work [23] using only the experimental data of the longitudinal piezo resistance of crystals n-Ge and theory of anisotropic scattering.…”
