Organometallic Ruthenium Source Reagents for CVD

Abstract: There has been considerable interest in the deposition of highly conductive ruthenium and RuO 2 thin films for use in the manufacture of integrated circuits. Various ruthenium organometallic complexes have been proposed as CVD source reagents, including ruthenocene [1] and its alkyl substituted derivative complexes such as Ru(C 5 H 4 Et) 2 , [2] and metal carbonyl complexes such as Ru(CO) 3 (C 6 H 8 ), (C 6 H 8 = 1,3-cyclohexadiene), [3] Ru(CO) 4 (hfb), [4] (hfb = hexafluoro-2-butyne), [(C 5 H 5 )Ru(CO) 2 ] 2 … Show more

“…1975 and 2050 cm –1 appeared, which are characteristic for cis ‐oriented carbonyl ligands of a Ru(CO) 2 entity. [14b] This arrangement was also confirmed by single X‐ray structure analysis ( vide infra ). For the respective 1,3‐diketonates correspondingly strong vibrations are found in the range of 1400–1550 cm –1 ( 3a : ν C=C , 1402 cm –1 ; ν CO , 1516 and 1544 cm –1 ; 3b : ν C=C , 1404 cm –1 ; ν CO , 1516 and 1530 cm –1 ) confirming their O,O '‐chelate binding to Ru II ,.…”
