Optimally Fortifying Logic Reliability through Criticality Ranking

Abstract: With CMOS technology aggressively scaling towards the 22-nm node, modern FPGA devices face tremendous aging-induced reliability challenges due to bias temperature instability (BTI) and hot carrier injection (HCI).
