Nonlinear mode mixing in dual-wavelength semiconductor lasers with tunnel junctions

Abstract: The authors demonstrate and study two- and three-wavelength generations in the semiconductor diode laser with a tunnel junction separating two different quantum-well active regions integrated within a single waveguide. To avoid resonant cross absorption of the modes at different frequencies and achieve phase matching, the laser waveguide is designed to generate the first-order transverse mode at a longer wavelength and the third-order mode at a shorter wavelength. Excellent agreement with the designed and meas… Show more

“…18 To date, many techniques have been proposed and experimentally demonstrated to successfully produce dual-mode lasing operation, [19][20][21][22][23][24] and among these, multi-mode Fabry-Pérot laser diode (MMFP-LD) based devices are worthy of extensive investigation because of their rich variety of nonlinear phenomena, cost effectiveness, low power consumption and low threshold current. [25][26][27] In general, the MMFP-LDs associated with external cavity feedback and incorporating fiber Bragg gratings and tunable filters were often chosen for selection of special feedback wavelengths that are then fed back into the active region to produce dual-mode laser oscillation in the output spectrum.…”

“…3) is underway. We propose also ways to phase-matching improvement and further enhancement of difference-frequency generation efficiency, including a Different-Order Transverse-Mode DualWavelength Laser, a Surface-Emitting Grating-Outcoupled Laser, and a Mode-Locked Nonlinear-Mixing Laser (see recent works [1][2][3][4][5] and references therein). The Different-Order Transverse-Mode Mixing Design has been already verified experimentally.…”

“…We review recent experimental results on the sum-, double-and difference-frequency generation of coherent radiation in various types of semiconductor lasers paying particular attention to schemes designed and fabricated by our group, first of all, a Laser with Asymmetric Waveguide Design [1], a Tunnel-Junction Laser [3], and a Butt-Joint Laser [4]. The Laser with Asymmetric Waveguide Design (see Fig.…”
