Millimeter wave radiation-induced magnetoresistance oscillations in the high quality GaAs/AlGaAs 2D electron system under bichromatic excitation

Abstract: Millimeter wave radiation-induced magneto-resistance oscillations are examined in the GaAs/AlGaAs 2D electron system under bichromatic excitation in order to study the evolution of the oscillatory diagonal magnetoresistance, Rxx as the millimeter wave intensity is changed systematically for various frequency combinations. The results indicate that at low magnetic fields, the lower frequency millimeter wave excitation sets the observed Rxx response, as the higher frequency millimeter wave component determines t… Show more

“…Interesting experimental features examined by experiment include the 1/4 cycle phase shift 1,5,8 , the non-linear increase in the amplitude of the radiation-induced oscillations with the microwave power 19,55 , observed correlations between the magnetoresistance oscillations and microwave reflection 8,25 from the 2DES, polarization sensitivity, 22,28,29,31 , and magnetoresistive response under bichromatic excitation. 10,42 . Observed oscillatory phenomena in the photoexcited twodimensional electron systems have been considered by the displacement model, 43,46,48,49 the microwave driven electron orbital model, 44,55 the inelastic model, 51 and a memory effect theory.…”

“…For the latter case, a sublinear law is obtained for the dependence of RIRO on the radiation power, R xx ∝ P α , where P is the radiation power and, interestingly, the exponent is around 0.5. This clearly indicates a squared root dependence 7 16 .…”

“…The available experimental evidence proves that these oscillations present some features that can be considered universal: they are periodic in B −1 , present a 1/4 cycle phase shift in the oscillations minima 3 , are sensitive to temperature (T) 4,5 , present a non-linear increase with the radiation power ( P ) (squared root dependence) 616 , are immune to the sense of circular polarization in the incident radiation 17 , and other intriguing phenomena. Different theoretical models have been presented to try to explain the origin of these effects and their features 1829 .…”
