Magnetoresistance and electronic structure of asymmetricGaAs/Al0.3Ga0.7As

Abstract: Bilayer two-dimensional electron systems formed by a thin barrier in the GaAs buffer of a standard heterostructure were investigated by magnetotransport measurements. In magnetic fields oriented parallel to the electron layers, the magnetoresistance exhibits an oscillation associated with the depopulation of the higher occupied subband and the field-induced transition into a decoupled bilayer. Shubnikov-de Haas oscillations in slightly tilted magnetic fields allow us to reconstruct the evolution of the electro… Show more

“…Magneto-optical measurements of similar structures have been reported by Folkes et al 13 However, their sample has a 50 Å AlGaAs barrier between SQW and SHJ such that two quantum wells do not have a strong tunnel split feature and hence no ⌬ SAS . Magnetotransport measurements of similar structures have also been reported by Makarovskii et al 14 The experimental conditions for the dc and pulsed field PL studies are understandably slightly different. For our a͒ Author to whom correspondence should be addressed.…”

“…In the resonant regime, when a magnetic field B is applied parallel to the current I, oscillations have been reported in the I(B) curves [10][11][12][13][14][15], from which the charge buildup in the well and the dimensionality (2D or 3D) of the emitter can be deduced. Theoretical models for this regime have been published [16,17].…”

“…E i,σ (k x ) are the spin-dependent xz-plane eigenenergies. We notice that in the general case, E i,σ (k x ) must be self-consistently calculated [7,5,6,8]. Equation (1) is valid for any type of interplay between spatial and magnetic confinement i.e.…”
