High-Power Ultralow-Chirp 10-Gb/s Electroabsorption Modulator Integrated Laser With Ultrashort Photocarrier Lifetime

Abstract: A high-power, ultralow-chirp electroabsorption modulator (EAM) integrated with a distributed-feedback laser diode (EML) having ultrashort lifetime of photogenerated holes in the EAM quantum-well (QW) structure is reported for the first time. A shallow QW structure having a small valence band offset to enhance the sweepout of photogenerated holes was employed as EAM absorption layer. The measured hole lifetimes were 7-11 ps, and the measured frequency chirp ( -parameter) was low or negative at low EAM reverse b… Show more

“…In order to obtain high extinction, it this need high band offset in designing MQW. However, with larger band offset, the hole escaping time out of MQW will greatly increase to induce charge piling in the junction, leading to low saturation power and large chirp [12][13]. Several works have been done in different material systems [14], like InGaAsP and InAlGaAs material system.…”

“…In this paper, we focus on the facet reflection improvement that is crucial to the radio frequency (RF) noise and fiber dispersion (Miyazaki et al, 2006;Miyazaki et al, 2002;Raring et al, 2007). One method to mitigate the reflection issue is by employing a very low reflectivity optical coating (<0.01%) on the front facet.…”

“…Electroabsorption-modulated lasers (EMLs) with multiple-quantum-well (MQW) active layers are widely utilized in long-haul fiber-optic communication systems for their many advantages including low driving voltage and small size. 1,2) In the EML, the electroabsorption modulator (EAM) is monolithically integrated with the laser diode, separated by an electrical isolation section that can also function optically as a kind of adiabatic mode transformer. 3) For a better system performance, increased optical power in the fiber link is typically preferred.…”
