Green-to-Yellow Continuous-Wave Operation of BeZnCdSe Quantum-Well Laser Diodes at Room Temperature

Abstract: We have grown laser diode structures using highly strained BeZnCdSe quantum wells by molecular beam epitaxy and successfully obtained continuous-wave lasing in the green-to-yellow spectral region (543–570 nm) at room temperature. The green-to-yellow lasing color was tuned by simply varying the Cd content of the quaternary BeZnCdSe quantum well. The threshold current densities of 20-µm-wide lasers were found to be sufficiently low (less than 0.85 kA/cm2). This result demonstrates that BeZnCdSe is a promising ma… Show more

“…LDs with three different Cd alloy composition of 32, 39 and 42 % in BeZnCdSe active layer, corresponding latticemismatch of 2.1, 2.6, and 2.8%, respectively, were fabricated [12]. CW Lasing spectra in these LDs at 25 °C are shown in figure 7(a).…”

“…High-power lasing over 50mW at a peak wavelength of 536 nm was achieved. By employing highly strained BeZnCdSe quantum wells, cw lasing up to 570 nm has been achieved [10][11][12]. Figure 1 shows a layer structure for a green-yellow laser diode.…”

“…In fact, we successfully obtained CW lasing emission around 570 nm at room temperature from BeZnCdSe QW LDs. The details of their lasing characteristics are described elsewhere [14].…”

“…They lend themselves well to integration into compact, cheap and highly efficient systems. However, laser diodes emitting directly in the yellow-orange spectral region are so far limited to powers on the scale of a few mW, demonstrated in BeZnCdSe and InAlGaP devices 16,17 . In the near infrared (NIR), on the other hand, tapered laser diodes now exist that combine single-frequency operation with output powers up to 8 W at 1120 nm 18 , with longer wavelengths under development 19 .…”
