Gradual resistive switching: Insights from inverse nonexponential decay and unified theoretical modeling

Abstract: We report here a comprehensive study of the gradual resistive switching (RS) observed in La0.5Ca0.5MnO5−δ epitaxial films. We find that the inverse gradual RS as well as the relaxation can be well fitted by a biexponential function or alternatively by a stretched exponential function. We also unravel that the gradual RS kinetics can be further interpreted within the Landau-Khalatnikov theory of critical slowing down. This unified theoretical modeling properly incorporates the microstructural fluctuations owing… Show more

“…Some previous research showed that the gradual switching can also be realized by the coexistence of individual oxygen vacancies and the oxygen vacancy clusters. [53] However, considering the modest oxygen deficiency in the FF-LAO/STO heterostructures, it is unlikely that the oxygen vacancy clusters were formed in the ultrathin LAO layer. [54] (Section S11, Supporting Information).…”
