The results of research the phase composition and electrophysical (resistivity, thermal coefficient of resistance, strain coefficient) and magnetoresistive properties (anisotropic magnetoresistance) of thin films (to 40 nm) high entropy alloys (HEA) based on Al, Cu, Ni, Cr, Fe, Co and Ti. It is established that after forming the layered samples by electron condensation on diffraction pattern fixed lines from the two phases of the fcc lattice and actually tracks the bcc phase. After homogenization by annealing the samples is one of the fcc phase s.s. HEA and traces bcc phase (likely s.s. (-Fe, Cr)), that samples are single phase. The study electrical properties allowed watching the first double-stage plastic deformation of a large value of the coefficient gauge (300 units), watch probably, is typical for НЕА. The character dependences MR from induction indicates to realization of anisotropic magnetoresistance.

The operation of the basic functional element of the integrated circuit -the field-effect transistor -is based on the drift of electrons and holes in the Si channel. With the use of stretching-compression of the crystal lattice of the Si substrate, by introducing impurity atoms, the mobility of carriers is somewhat reduced. At the same time, considerable interest to nanowires (NWs) based on Si (Ge) solid solution as elements for the formation of highly efficient channels of field-effect transistors necessitates studies of their structural, electrical and temperature characteristics. The paper presents the results of numerical simulation of coaxial Si-channel gate-all-around (GAA) FET structures. The structure of the n-type GAA NWFET and its volt-ampere characteristics were constructed using Silvaco TCAD tools. Within the framework of the diffusion-drift model of carrier transport, taking into account the Bohm quantum potential, effective operating parameters were obtained: permissible values of the threshold voltage, leakage current and Ion/Ioff coefficient, and their dependences on temperature. It was obtained that the values of the threshold voltage Vt and subthreshold scattering SS remain almost unchanged with increasing temperature in the range from 280 to 400 K, which is primarily due to the additional influence of quantum effects for a given channel thickness and impurity concentrations. In addition, a typical decrease in the switch-on current by 45.5 % and leakage current by 46.4 % in a given temperature range was recorded. To assess the thermal stability of the studied transistor systems, the temperature coefficients Vt, SS, Ion and Ioff were calculated. Their values were respectively 8.6310 -5 ; -0.5310 -5 ; -3.8710 -3 and -3.8010 -3 K -1 . The results of numerical simulations showed good agreement with the experimental data.

The scientific article investigates and argues the specificity of consensual representation of a problematic issue on the level of theoretical-scientific argumentation and its mechanism of practical application, which reflects the establishment of the propriety of evidence in a criminal trial depending on the primary legal purpose in the conditions of ensuring the principle of the rule of law, European integration processes, aspects of compliance with current acts a certain area of legislation to partner countries, etc. Inductively, the relationship between essentially homogeneous factual flaws in the process of determining the propriety of evidence is revealed in the concept of a sequential relationship from single to partial or even general. Special attention is paid to the historical and general theoretical genesis of the stated problem. The author of the article established that the issue of the problem of determining the propriety of evidence lies in several radically different planes, which include: the problem of propriety of evidence in the paradigm of obtaining it by an improper subject; the problem of the propriety of evidence obtained from an improper source; evidence actually obtained without observing the regulated due legal procedure; primary evidence obtained on the basis of inadmissible evidence and others. The essence of the logical and step-by-step reflection of the permanent means of modern legal science and practice is a structural principle in the process of detecting the distortion on theplane of the reality of the main aspects of the incomplete coverage of the actual circumstances into a cluster feature of consideration of exceptional situations following the established principles in the criminal process tabulation, which is the basis for future scientific investigations.
