Abstract: Semiconductor manufacturing relies on Critical Dimension Scanning Electron Microscopy (CD-SEM) for precision in resist pattern measurements. High-resolution CD-SEM images, while desirable, can damage the resist due to increased electron beam exposure with higher frame numbers.
