Electrical properties of n-CdSnP2

Abstract: For undoped n-type CdSnP, single crystals the Hall coefficient and the electrical conductivity in the temperature region from 24 up to 900 K are measured. A t high temperatures intrinsic conduction exists; a t low temperatures two donor levels are found. The density of states effective mass of the conduction band is determined to 0 . 0 3 5~~~. The highest electron mobilities a t room temperature are about 1500 cme/Vs. The mobility is limited a t low temperatures by scattering on ionized and neutral impurities.… Show more
