Digenite (Cu9S5): Layered p-Type Semiconductor Grown by Reactive Annealing of Copper

Abstract: Most of the recently discovered layered materials such as MoS 2 or MoSe 2 are n-type, while few materials, such as phosphorene, which suffers from rapid oxidation, are p-type. To form devices such as p−n junctions and heterojunctions, new p-type mono-/few-layers are needed. “…It is well known that the current density is proportional to carrier mobility multiplies carrier concentration. Because higher temperature reduces carrier mobility due to phonon scattering, the increase of thermo activated carrier density in Cu 9 S 5 , given the preliminary estimation of hole density as high as 10 20 cm −3 in intrinsic bulk Cu 9 S 5 , still exerts higher influence on the conductivity. Furthermore, as shown in Figure d, the calculated conductivity σ versus 1000/ T is plotted and the curve exhibits a typical Arrhenius feature, which also confirm that the conduction is dominated by thermal activation.…”
