Development of GaN-Based Resonant Cavity Light Emitting Diodes

Abstract

Resonant Cavity Light emitting Diodes (RCLED) can be regard as the combination of Vertical Cavity Surface Emitting Laser (VCSEL) and Light-Emitting Diode (LED). It has the advantage of both LED and VCSEL. Comparing with common led, RCLED has higher power, efficiency and modulation bandwidth, as well as better directionality, spectral purity and temperature reliability [1]. In recent years, many research about GaAs-based red RCLED, GaN-based blue/green as well as nearultraviolet RCLED have been reported, which is much attractive for industry, medical care and communication [2] [3]. However, there are few generalizations in this field. This paper summarizes the development of GaN-based blue RCLED in recent years.
