Two novel precursors with a donor-functionalized ligand, tetrakis(1-dimethylamino-2-methyl-2-propoxy) zirconium (Zr(DMAMP)4) and tetrakis(1-dimethylamino-2-methyl-2-propoxy) titanium (Ti(DMAMP)4), are synthesized for the deposition of zirconium dioxide (ZrO2) and titanium dioxide (TiO2), respectively. Zr(DMAMP)4 and Ti(DMAMP)4 have nitrogen donor in their molecule in order to add two functions, thermal stability and reactivity with oxidants. For example, thermal stability of Zr(DMAMP)4 is more stabilized than those of our line-ups of Zr precursors. The role of nitrogen atom for the improvement of reactivity with oxidants is confirmed by thermogravimetric analysis (TG) under O3 atmosphere.
