Detailed Analysis of Temperature Characteristics of an InGaP/InGaAs/Ge Triple-Junction Solar Cell

Abstract: Temperature characteristics of an InGaP/InGaAs/Ge triple-junction solar cell were analyzed in detail using an equivalent circuit calculation. The currentvoltage (I-V) characteristics of single-junction solar cells (InGaP, InGaAs, Ge solar cells) were measured at various temperatures. Fitting of I-V curves between measured and calculated data was carried out, and the diode parameters and temperature exponents of the single-junction solar cells were extracted. The parameters for each single-junction solar cell w… Show more

“…The V oc decreases while the J increases depending on the narrowing energy band gap when the temperature of a solar cell is increased [33]. The decrease of the V oc is greater than the increase of the J, and thus the η of the solar cell decreases with the increase of the temperature [34][35][36]. As can be seen in the figure, the η of the GaInP/GaInAs/Ge TJ solar cell decreases along with the increase of temperature.…”

“…Some investigators have proposed different methods to obtain the parameters of the subcells by making different assumptions and simplifications. Examples of extraction methods based on the SEM scheme can be found in the literature [46,55,59,[66][67][68] as can results from those based on the DEM scheme [59,[69][70][71]. It is important to note that these studies usually estimate the parameters at a particular set of operating conditions.…”

“…These two material parameters J 01 and J 02 are calculated using the equations published by Reinhardt et al [27] and using a procedure presented in detail in [28]. A similar procedure to derive J 01 and J 02 was published by Nishioka et al in [29], for instance.…”
