Coexisting phases in an electron—hole plasma

Abstract: The thermodynamic stability of the optically excited electrons and holes in a semiconductor is investigated in a wide temperature-density range. In dependence on the position of the instability region with respect to the Mott curve the two coexisting phases (i), (ii) m a y have very different properties: e.g. (i) drops of degenerate electrons and holes and (ii) a partially ionized plasma of excitons, electrons, and holes. For Ge the region of instability is determined. For this purpose the chemical potential i… Show more

“…At lower temperatures, a van der Waals loop occurs, i.e., a region with an instability ‫ץ‬ / ‫ץ‬n Յ 0, which may be a signal of a phase transition. 1,2, 43 The lower panel shows a comparison of several approximations for : self-consistent iterative solution of Eqs. ͑34͒ and ͑10͒ ͑later on referred to as iter ͒, RZR , Hartree-Fock and Debye approximations, and ideal chemical potential.…”

“…This equation describes a nonideal plasma with an effective ionization energy given by the ground state energy and the Debye shift [21]. The corrections due t o nonideality can lead to an interesting behaviour of the stationary states.…”

“…Similar as for the van der Waals isotherms, the wiggles of the F-isotherms indicate a thermodynamic instability of the system. As can be shown easily, the compressibility condition of stability can be written as follows [14] _ _ -aP n2 a x . T) >o.…”
