Bulk changes during catastrophic degradation of GaAs laser diodes

Abstract

The electroluminescence spectrum of GaAs laser diodes has been investigated before and after catastrophic degradation. From the spectral shift of the emission it is concluded that bulk changes occur during catastrophic degradation comparable to the ones found in gradual degradation.
