A High-Efficiency Super-Junction MOSFET based Inverter-Leg Configuration using a Dual-Mode Switching Technique

Abstract: High-efficiency power converters have benefits of minimizing energy consumption, reducing costs, and realizing high power densities. The silicon super-junction MOSFET is an attractive device for high-efficiency applications. However, its highly non-linear output capacitance and the reverse recovery properties of its intrinsic diode must be addressed when used in voltage source converters. A dual-mode switching technique operating in conjunction with intrinsic diode deactivation circuitry is proposed in this pa… Show more

“…3 shows simulation results for the dual-mode technique over one base-frequency cycle of i LOAD , where the fast-switching and slow-switching modes are selected according to the magnitude of i LOAD . The dual-mode technique was demonstrated in an 800-W inverterleg configuration operating from a 400-V DC supply voltage, and switching at 20 kHz in [13]. The full-load efficiency was 98.7%, compared with 97.5% measured with a benchmark circuit using IGBTs.…”

“…The series diodes Ds prevent reverse current from flowing into the MOSFETs when they would otherwise be carrying a freewheeling current via their intrinsic diodes. The external diodes Dext in anti-parallel, which replace the function of the intrinsic diodes, can be chosen to have a low reverse recovery charge characteristic [19]- [21]. This paper presents an experimental comparison between different diode deactivation circuits to assess the most efficient of them.…”
