Test Compression for Robust Testable Path Delay Fault Testing Using Interleaving and Statistical Coding

Abstract: SUMMARYThis paper proposes a method providing efficient test compression. The proposed method is for robust testable path delay fault testing with scan design facilitating two-pattern testing.
