Nonlinear optical effects during femtosecond superradiant emission generation in semiconductor laser structures

Abstract: This paper presents theoretical and experimental studies of ultrabright internal second harmonic during femtosecond superradiant emission generation in multiple sections GaAs/AlGaAs laser structures at room temperature. Experimentally measured conversion efficiencies are by 1-2 orders of magnitude greater than expected. To explain this fact, a model based on one-dimensional nonlinear Maxwell curl equations without taking into consideration the slowly-varying envelope approximation has been developed. It has be… Show more

“…In general, they have two gain and one saturable absorber sections of different geometries with different gain/absorber ratios and total cavity lengths between 90 and 250 microns. The devices under test are described in detail in our previous publications [16][17][18]. The varied composition of the GaAs/AlGaAs heterostructures results in a broad range of operating wavelengths in the range of 810 to 890 nm.…”

“…SR emission has been generated from many types of media, including quantum dots at cryogenic temperatures [14]. We have previously reported the observation of the SR phase transition in 2D and 3D semiconductor laser devices with different material compositions at room temperature [15][16][17][18]. The observed SR emission exhibited a number of remarkable features, including stronger coherence than lasing, superluminal propagation and ultrabright internal second-harmonic generation.…”

“…В статье [9] наблюдали модуляцию спектра мощного излучения (квалифицированного авторами работы как сверхизлучение) полупроводникового лазера. Авторы этой работы объясняли модуляцию, как и еще ряд обнаруженных ими эффектов [10], образованием решетки заселенности в активной среде лазера. В статьях [9,10] приводятся ссылки на работы других авторов, касающиеся этого же предмета.…”
