Исследованы структура, морфология поверхности и оптические свойства электроосажденных в импульсном режиме наноструктурированных массивов ZnO, а также осажденных из коллоидных растворов наночастиц Ag и нанокомпозитов ZnO/Ag на их основе. По результатам исследований вольт-амперных и вольт-фарадных характеристик проведен анализ электронных и электрических параметров массивов ZnO и нанокомпозитов ZnO/Ag. Определены оптимальные режимы изготовления стабильных и высокочувствительных по отношению к ультрафиолетовому излучению гетероструктур ZnO/Ag в качестве перспективных материалов фотодетекторов, газовы х датчиков и фотокатализаторов. By means of analysis of electrochemical processes taking place during electroless electrodeposition have elaborate method for obtaining of well adherent smooth and stoichiometric single-phase CdTe films with cubic structure. Illumination of the growing layers has increased their thickness and improved film crystallinity. Following improvement of CdTe structure was riched by “chloride treatment” of the films. So, the novel electroless electrodeposition technique gives possibilities for the manufacture of CdTe absorbers suitable for η-solar cells.
A heterostructure promising for designing a backward diode is formed from a zinc-oxide nanorod array and a nanostructured copper-iodide film. The effect of modes of successive ionic layer adsorption and reaction (SILAR) deposition and the subsequent iodization of CuI films on smooth glass, mica, and fluorine-doped tin oxide (FTO) substrates and on the surface of electrodeposited nanostructured zinc-oxide arrays on the film structure and electrical and optical properties is investigated. A connection between the observed variations in the structure and properties of this material and intrinsic and iodination-induced point defects is established. It is found that the cause and condition for creating a backward-diode heterostructure based on a zinc-oxide nanoarray formed by pulsed electrodeposition and a copper-iodide film grown by the SILAR method is the formation of a p ^+-CuI degenerate semiconductor by the excessive iodination of layers of this nanostructured material through its developed surface. The n -ZnO/ p ^+-CuI barrier heterostructure, which is fabricated for the first time, has the I – V characteristic of a backward diode, the curvature factor of which (γ = 12 V^–1) confirms its high Q factor.
В качестве перспективной базовой приборной диодной структуры полупрозрачного детектора ближнего ультрафиолетового излучения исследована барьерная гетероструктура p-CuI/n-ZnO. Проведен анализ кри-сталлической структуры, электрических и оптических свойств электроосажденных в импульсном режиме наномассивов оксида цинка и изготовленных методом SILAR пленок иодида меди, на основе которых создана чувствительная к УФ-облучению в спектральном диапазоне 365−370 нм барьерная гетерострук-тура n-ZnO/p-CuI. С помощью вольт-амперных характеристик определены шунтирующее сопротивление Rsh · Sc = 879 Ом · см 2 , последовательное сопротивление Rs · Sc = 8.5 Ом · см 2 , коэффициент выпрямления диода K = 17.6, высота выпрямляющего барьера p−n-перехода = 1.1 эВ, коэффициент идеальности диода η = 2.4. Показано, что при малых напряжениях прямого смещения 0 < U < 0.15 В имеет место паритетное влияние механизмов рекомбинации и туннельного переноса носителей заряда. При увеличении напряжения выше 0.15 В механизм переноса становится туннельно-рекомбинационным. Значения плотности диодного тока насыщения J 0 составили 6.4 · 10 −6 мА · см −2 для механизма рекомбинации и туннельного переноса и 2.7 · 10 −3 мА · см −2 для туннельно-рекомбинационного механизма переноса носителей заряда.
