The photoelectrochemical etching of solar-grade n -type silicon in a 4% solution of HF in dimethylformamide is experimentally studied. The pore morphology, porosity, effective valence, and etching rate are examined in relation to the applied voltage, illumination intensity of the sample’s backside, and process duration. It is found that the anodization of n -Si in an organic electrolyte substantially differs from that in aqueous solutions. This is manifested in that, at a voltage exceeding the threshold value, in the so-called breakdown mode, macropores with vertical walls begin to multiply and branch intensively due to the appearance of side pores. The appearance of secondary pores is accompanied by an increase in porosity, a decrease in the propagation velocity of the porous front deeper into the substrate, and rapid transition to the electropolishing mode. In the breakdown mode at a low illumination level, a fractal structure of macropores propagating along certain crystallographic directions is observed: 〈100〉 and along the previously unobserved 〈111〉. It is demonstrated that the morphology of macropores can be controlled in the course of anodization by passing from one mode to another upon changing the external parameters: voltage or illumination. It is shown that using an organic electrolyte makes it possible to obtain macroporous membranes with a porosity substantially exceeding that of macroporous membranes formed in aqueous electrolytes under the same conditions.
Интерес к спеканию макропористого кремния обусловлен возможностью целенаправленно изменять его структуру. Проведение спекания макропористых структур в атмосфере аргона вместо водорода упрощает требования к оборудованию и технике безопасности. В настоящей работе исследовано спекание макропористого кремния, происходящее в результате отжига при T=1000-1280oC в горизонтальной трубе, продуваемой газами высокой чистоты: Ar или Ar+3% H2. Эксперименты проводились на слоях с глубокими цилиндрическими макропорами, изготовленными с помощью электрохимического травления образцов с затравочными ямками на поверхности (упорядоченные поры) и без таковых (случайные поры). Морфология пористой структуры и происходящие в ней изменения после отжига изучались с помощью электронного и оптического микроскопов. Показано, что в зависимости от диаметра пор и температуры обработки происходит сглаживание поверхности пор, закрытие пор и образование поверхностной корки, сфероидизация и распад цилиндрических пор на отдельные полые сферы, появление тонкой структуры и огранки. Показано, что минимальной поверхностной энергией обладают плоскости (111). Обнаружено, что при отжиге макропористого кремния в атмосфере инертного газа происходит интенсивное термическое травление, что проявляется в увеличении пористости или даже полном исчезновении пористого слоя на краю образца. Кроме того, при отжиге, особенно в области низких температур, наблюдается появление окисного налета в виде пленки, шариков или длинных нитей, образующих стекловату. Исследованы температурная и временная зависимости процесса спекания макропористого кремния в Ar и Ar+3%H2. Определен вклад различных механизмов, определяющих этот процесс. Особенности спекания макропористого кремния изучались с помощью изохронных и изотермических отжигов на образцах с регулярными и случайными макропорами в диапазоне 1000-1225oС. Установлено, что на спекание макропористого кремния при атмосферном давлении в потоке инертного газа, содержащего 2·10-4%O2, существенное влияние оказывает термическое травление. Термическое травление конкурирует с процессами переноса вещества, характерными для спекания, и препятствует формированию на поверхности бездефектной корки. Причиной травления является образование газообразной моноокиси кремния, которая уносится вместе с потоком газа. Эффект травления преобладает в области низких температур и не зависит от добавки водорода. Полученные значения энергии активации коэффициента диффузии Ea=2.57 эВ и показатель степени n=3.31-3.74 в зависимости радиуса пор от времени r~ t1/n свидетельствуют о смешанном механизме переноса вещества с помощью поверхностной и объемной диффузии атомов кремния. Negative electrodes for lithium-ion batteries prepared by electrochemical etching of single-crystalline silicon crystals demonstrate a high specific capacity per gram of the material and per unit of nominal anode area as well as a high stability during several hundreds and even thousands of cycles. However, industrial application of such structures is inexpedient in view of the high cost of the material and technology used. In this work we have investigated anodes based on disordered macropores in solar-grade n -Si obtained by photoanodization in a 4% HF solution in dimethyl formamide. The use of this organic electrolyte leads to the formation of layers with a porosity higher than in an aqueous electrolyte and ensures spontaneous separation of these layers from the substrate. The anodes have been prepared from macroporous membranes with a thickness of 48–86 μm and a porosity of 52–75%, and their electrochemical parameters have been studied. It is found that the geometrical parameters of the porous structure and experimental conditions determine the charge and discharge capacity and the cycle life of the anodes. In the regime of the charge capacity limited by 1000 mA h/g and charge/discharge rate C /5, the obtained anodes can stably operate during several hundreds of cycles, preserving a high (greater than 98%) Coulombic efficiency.
